Nvidia May Split Rubin Ultra, Move 4-Chip Version to Intel EMIB-T, UBS Says
Nvidia may offer Rubin Ultra in two configurations — a 2-chip version and a 4-chip version — with the 4-chip model likely to use Intel’s EMIB-T, according to UBS. The potential split would mark a new design revision for Nvidia’s next-generation AI platform.
The update follows earlier changes to Rubin’s cooling system. Mizuho previously said Nvidia redesigned the cold plate and reverted to Griffin after liquid metal performance proved unstable, instead of using TIM2 as originally planned. Earlier reports had tied a heat-spreader redesign to a delay in mass production of Nvidia’s next-generation rack systems until September.

@jukan05@Meito_1 @TShirtnJeans2 The technical characteristics are not that different. But for some reason, CoWoS does not seem capable of supporting a large-area design like the 4-die Rubin Ultra.
